Introduction:

Technology Overview:

Nexperia’s IGBTs are designed with a robust and cost-effective Carrier-Stored, Trench Gate advanced Field Stop (FS) construction. These IGBTs utilize either a punchthrough or a shorted-anode structure to maximize power density in compact packages. Nexperia offers a range of packages, including the TO247-3L and the TO247-3L-PLUS, with more in development.

IGBTs function as almost-ideal switches, requiring only a small gate current to charge due to the capacitive nature of the gate-emitter junction. However, the gate charge must be considered in product designs as it translates into energy loss. Nexperia’s IGBTs are optimized to balance switching losses, conduction losses, and short circuit capacity.

Nexperia’s IGBTs are used in a wide range of applications, from home appliances to industrial applications such as welding, solar inverters, uninterruptible power supplies (UPS), and electric vehicle chargers. Product Family Description:

Nexperia’s IGBT line offers a broad spectrum of current and voltage ratings. Designers can select from medium speed (M3) and high speed (H3) switching capabilities. The M3 line is known for its low conduction and switching losses, suitable for applications requiring a switching frequency of less than 20 kHz, such as motor drivers. The H3 line, with its low switching and conduction losses, is designed for applications needing up to 50 kHz switching frequency, like solar inverters and welding.

Nexperia’s IGBT nomenclature follows a standard convention where the first number indicates the current rating, and the second number represents 1/10 of the voltage rating. For example, the NGW30T60M3DF indicates a Nexperia IGBT with a 30A current rating and a 600V breakdown voltage, featuring medium-speed switching technology.

Static and Dynamic Performance:

Nexperia’s M3 IGBTs exhibit a very low collector-emitter saturation voltage across a wide range of collector currents and junction temperatures. This results in improved conduction losses, higher system efficiency, and a smaller heatsink size.

Dynamically, Nexperia’s M3 IGBTs perform exceptionally well under switching conditions, leading to low switching losses at the system level. The Eoff losses are significantly less than those of competitor products, maintaining lower losses over a wide range of gate resistances and emitter currents.

Power Loss Simulation in Motor Drive Applications:

Nexperia has optimized the trade-off between switching and conduction losses, making the M3 IGBT suitable for precision motor drive applications. Simulations have been conducted to assess the performance of the NGW30T60M3DF under loaded conditions, comparing it with competitor products. The results show that Nexperia’s IGBT offers lower power losses, meeting energy efficiency requirements and increasing design margin and reliability.

Conclusion:

Nexperia’s M3 IGBTs are engineered for an excellent trade-off according to target switching frequencies, showing approximately a 15% improvement in energy loss over direct competitors and a slight improvement against premium competitors.
